Calculation of phase diagrams of ternary systems M–Ga–Sb (M=In,Al) by convex hull approach
Abstract
The
ternary semiconductor phase diagrams M–Ga–Sb (M=In,Al)
have been calculated be means of convex hull approach. The software package TernAPI was tested as an effective tool for these purposes.
New facilities and advantages of this package have been proved. It enables to
build up ternary phase diagrams based on thermodynamic properties of all phases
existing in systems. The changes of phase region shapes and phase
transformations with temperature could be studied by means of the package TernAPI. Selecting reliable thermodynamic models of
solutions is of crucial importance for correct calculations of phase equilibria. It has been shown that an adequate phase
diagram could be constructed in case of usage of a polynomial model of liquid
solutions in the system Al–Ga–Sb.
